TCAD Simulation of Four-Quadrant Photodetector using Silvaco Athena + Atlas
Description:
I am looking for an experienced semiconductor device simulation engineer to perform TCAD-based modeling and simulation of a four-quadrant photodetector (FQPD) using Silvaco Athena + Atlas.
Project Scope
Process Flow Modeling (Athena)
Build a complete semiconductor fabrication flow for the four-quadrant photodetector.
Optimize ion implantation parameters: dose, concentration, depth, etc.
Modify the default structure to n-substrate + p-sensitive surface with a common p-type structure.
Target inter-quadrant gap: gap is less than 100 μm
Device Simulation & Optimization (Atlas)
Output curves and data for:
Responsivity at 1064 nm
Dark current
Junction capacitance (1 MHz)
Cross-talk
Breakdown voltage
Response time
Analyze impact of intrinsic layer thickness on responsivity & response time.
Explore techniques to improve responsivity at 1064 nm:
Anti-reflective coating
Carrier concentration optimization
Carrier lifetime engineering
Cross-Talk Analysis
Investigate the effect of:
Carrier lifetime
Substrate doping concentration
Quadrant gap width
Reverse bias voltage
Isolation guard ring width
Junction depth
Distance to photosensitive region
Optimize design to minimize cross-talk.
